Curing and Baking Scheme for Chip PCB

Chip PCB curing refers to the process in chip packaging where a specific adhesive (such as epoxy resin) is applied, and thermal curing or photocuring technology is used to securely bond a semiconductor chip to a printed circuit board (PCB), forming a stable mechanical and electrical connection. This process not only ensures the long-term stability between the chip and the PCB but also provides essential electrical insulation and physical protection, which is crucial for enhancing the performance and reliability of electronic devices. During curing, strict control of temperature, time, and pressure is a key process to ensure the adhesive flows, fills, and hardens correctly, thereby avoiding defects such as bubbles, cracks, or other imperfections.

Ⅰ.Curing and Baking Scheme for Chip PCB

The curing of chip PCBs primarily relies on photocuring technology, especially UV (Ultraviolet) curing technology. This technology uses ultraviolet light to excite photosensitizers in the resin, generating free radicals or ionic radicals, which in turn initiate polymerization, cross-linking, and grafting reactions in the resin. This causes the liquid resin to rapidly transform into a solid state in a very short time. This fast and efficient curing method not only improves production efficiency but also ensures product quality.

During the curing process, selecting the appropriate PCB ink is critical. PCB ink must possess suitable viscosity, thixotropy, and fineness to ensure the stability and printing quality of the ink before and after curing. The viscosity of the ink determines its stability during the printing process, thixotropy ensures the ink can quickly return to its initial viscosity after stirring, and fineness directly affects the precision and clarity of the printing.

Ⅱ.Baking Ovens for Chip PCB Curing

To meet the curing requirements of chip PCBs, various types of Oven equipment with distinct characteristics are available, suitable for different production scenarios and needs.

  1. UV Curing Oven

UV curing ovens are specifically designed for UV curing technology. Equipped with high-intensity UV light sources, they can rapidly and uniformly irradiate the PCB surface, achieving efficient curing. UV curing ovens offer advantages such as fast curing speed, low energy consumption, and environmental friendliness, making them an ideal choice for chip PCB curing.

  1. Electric Air Blow Drying Oven

Electric air blow drying ovens are widely used in laboratories and industrial production. They heat the air using electric heating elements and utilize a blower to circulate hot air inside the oven, achieving uniform heating and drying of the PCB. This type of oven is suitable for scenarios requiring higher temperatures and longer curing times, such as the curing of certain special materials.

Hot air circulation ovens are similar to electric air blow drying ovens but place greater emphasis on the efficiency of air circulation and temperature uniformity. By optimizing airflow design and enhancing blower performance, they ensure consistent temperature and air velocity throughout the oven, thereby achieving uniform curing of the PCB. Hot air circulation ovens are suitable for large-scale production and scenarios with high requirements for curing quality.

Vacuum ovens are heating and drying equipment that operate in a vacuum environment. Using a vacuum pump to evacuate air from the oven creates a low-pressure environment, which lowers the boiling point of water and accelerates the evaporation of moisture from the PCB. Vacuum drying ovens are suitable for scenarios that require the removal of moisture or volatile solvents from the PCB, such as the curing treatment of certain special materials.

Curing for chip PCBs is a critical step in the electronics manufacturing industry. Selecting the appropriate curing and baking scheme and oven equipment is of great significance for improving product quality and production efficiency. Both UV curing and high-temperature baking schemes have their own advantages and disadvantages, and the choice should be made based on actual process requirements.
